Given your hardware, either would perform OK. NT requires more resources than SCO, and I assume you want a big SGA to get a good cache hit ratio, so SCO would probably make more effecient use of your memory.

By far the biggest issue should be what you can support.

If you have people who already support Oracle on Unix, they will definitely want to go Unix - they will have a hard time supporting the system without all those Unix tools and scripting.

If you don't have Oracle on Unix expertise around, you will probably be doing your support at the console, or a workstation on the LAN, so the NT GUI is nice.
